چکیده

Silicon wafers are used as substrates to build more than 90% of integrated circuits. One of the manufacturing processes for silicon wafers is grinding. This paper reports the investigations of silicon wafer grinding using Finite Element Analysis (FEA). FEA models are first used to study the effects of process parameters on waviness reduction in the grinding of wire-sawn wafers on a rigid chuck. Then, soft-pad grinding of wire-sawn wafers is modelled using FEA to study the effects of pad properties on waviness reduction. Finally, FEA is used to study the elastic deformation of the grinding wheel, providing an explanation for the central dimples on ground wafers.

Soft-pad grinding of 300 mm wire-sawn silicon wafers: finite element analysis with designed experiments

Silicon wafers are the primary semiconductor substrates used to fabricate Integrated Circuits (ICs). Recently, the industry is making a transition from 200 to 300 mm wafers. To attain very flat 300 mm silicon wafers, grinding has been used to flatten the wire-sawn wafers. However, it is challenging for grinding to remove the waviness induced in wire sawing. To enhance the waviness removal abili...

Simulation of Process-Stress Induced Warpage of Silicon Wafers Using ANSYS Finite Element Analysis

Wafers warp. It is important to minimize warpage in order to achieve optimal die yield and potentially prevent future device failure. Although the word warpage is widely used in the literature to represent wafer bow (convex or concave shape), in the real world wafers are often seen into warp into saddle shapes. This complicates the characterization of both the sources of and solutions to warpag...

Micro Cutting Simulation of Abrasive Grains in the Grinding Process

In the current work we present approach to study the mechanism of the cutting of abrasive grains in the grinding wheel using finite element analysis (FEA). The simulation process is done by separating two abrasive grains from the grinding wheels and the microprocess of material removal in the case of surface grinding is simulated. Modelling was done on the workpiece steel S-7 and material grain...
